the witchking of Angmar from the lord of the rings films
i guess in some ways other things have been a lot scary but i thought the way this was handled in the films was pretty darned creepy and scary.
(although the alien in the original ALIEN is still the top on my list)
im going to try to include two colored pencil drawings i did based on still shots of him from the film in this post

Thing vs Alien would be interesting, i think they would be recursively immitaing and impregnating eachother .
as for other scary scifi creatures, I always liked the "Ceti Eels" in the wrath of khan.. although smaller scale, another peice of decent 'body horror', not in the same league as Alien of course.
